Well because it is the biggest gap between appearances of a Doctor who villian my first choice being obviously would be "The Macra Terror" (their modern appearance was in "Gridlock" season 3 episode 3 of New Who) and my second choice is "the faceless ones"

Macra Terror is fully animated (and way higher quality than the previous ones) and it's pretty damn fun throughout. That would my choice.

I think the final appearance of the Mondasian Cybermen in Classic Who was the 7th Doctor story "Silver Nemesis" 👍🏻
